This project focuses mainly on the implementation and measurement of an ultra-high efficiency power amplifier (PA) and up-converter for a 180 GHz transmitter with at least 30 GHz bandwidth. This involves extensive optimization especially of the transistor structure and power-cell layout while, via accurate compact modeling, including physical effects such as breakdown, thermal coupling, distributed, and charge storage effects that impact efficiency and linearity at mm-wave frequencies. The energy consumption of the transmitter is aimed to be further reduced by adapting its operation period to the system’s duty cycle, thus requiring the investigation of transient settling effects during turning the device on and -off.
