TRR 87: Gepulste Hochleistungsplasmen zur Synthese nanostrukturierter Funktionsschichten

Zusammenfassung der Projektergebnisse
Grundlegenden Phänomene in gepulsten Hochleistungsplasmen, die der Beschichtung mittels Magnetron Sputtern von keramischen Schichten und mittels plasma enhanced chemical vapor deposition (PECVD) von SiO2 Barriere- und Membranschichten dienen, wurden durch eine Kombination von sehr detaillierten Experimenten in Verknupfung mit Theorie und Simulation aufgeklärt. Im Bereich der gepulsten Magnetronplasmen wurden dynamische Ionisationszonen beobachtet und charakterisiert, die den Plasmatransport vom Target zum Substrat begünstigen. Der Wirkmechanismus wurde durch synchronisierte Messungen identifiziert im Einklang mit Theorie und Simulation. Eine Skalierung auf große Industrieanlagen wurde demonstriert. Großskalige Multifrequenzplasmen wurden für die Abscheidung von keramischen Schichten aufgebaut, quantitativ charakterisiert und simuliert sowie letztlich auch optimiert. Dabei konnte die Kopplung der unterschiedlichen Frequenzen und die räumliche Ausdehnung der Plasmen im Abgleich mit der Simulation und Theorie aufgeklärt werden. Schließlich gelang es durch ein Screening der Korrelation zwischen Plasmaeigenschaften und Schichteigenschaften erweiterte Strukturzonendiagramme zu entwickeln. Im Bereich der PECVD und der plasmaunterstützten atomic layer deposition (PE-ALD) wurde die gesamte Kette von der Substratvorbehandlung, der Abscheidung einer Zwischenschicht und der Deposition der eigentlichen Barrierschicht detailliert aufgeklärt und beschrieben. Viele, oftmals quantitative Einzelexprimente konnten dazu mit etlichen bisher als gültig vermuteten Vorstellungen aufräumen, diese neu bewerten und in den Gesamtablauf integrieren. Aufbauend auf dem großen Erfahrungsschatz wurde in der letzten Phase auch noch der zur Barriereabscheidung inverse Prozess der Abscheidung von Membranschichten realisiert. Auch dies gelang aufgrund der quantitativen Charakterisierung aller relevanten Parameter außergewöhnlich gut und schnell. Da die Gastrennung eine immer größere Rolle zu spielen scheint, wurden hier die Grundlagen für viele weitere Forschungsprojekte gelegt.
